Electron Vortices in Semiconductor Devices
The hydrodynamic model of electron transport in semiconductors is analyzed and in analogy to fluid mechanics the transport equation for the electron vorticity, ∇×v, is derived. Aside from the classical hydrodynamic sources of vorticity, collision terms in the continuity and momentum equations may also generate electron vorticity. A scale analysis of the electron vorticity equation is performed ...
متن کاملQuantitative electron holography of biased semiconductor devices.
Electron holography is used to measure electrostatic potential profiles across reverse-biased Si p-n junctions in situ in the transmission electron microscope. A novel sample geometry based on focused ion-beam milling is developed, and results are obtained for a range of sample thicknesses and bias voltages to allow the holographic contrast to be interpreted. The physical and electrical nature ...
متن کاملElectron Tomography of Au-Catalyzed Semiconductor Nanowires
Electron tomography based on Z-contrast scanning transmission electron microscopy (STEM) can be applied to study 3D morphology of nanomaterials at high resolution, that is, 1 nm in all three spatial dimensions, to provide comprehensive insights into the structure of nanomaterials and their interfaces. Here, we report the 3D characterization of Au-catalyzed Ge and Si nanowires using a full-space...
متن کاملRigorous modeling of high-speed semiconductor devices
We present a review of industrial heterostructure devices based on SiGe/Si and III–V compound semiconductors analyzed by means of numerical simulation. A comparison of device simulators and current transport models is given and critical modeling issues are addressed. Results from two-dimensional hydrodynamic analyses of heterojunction bipolar transistors (HBTs) are presented in good agreement w...
متن کاملApplication of Electron Tomography for Semiconductor Device Analysis
The validity of electron tomography for imaging of high Z and low Z materials is evaluated using high aspect ratio VIAs and a DRAM as an example. The influence of the tiltrange on the 3D reconstruction is tested and it is shown that reliable 3D analysis is possible for up to 300 nm thick samples with a resolution of up to 1-2 nm.
